Abstract

In dieser Arbeit geht es um die Interpretation von Electron-Beam-Induced-Current(EBIC)-Messungen an CIS-Solarzellen. Die EBIC-Messungen werden sowohl im Proben-Querschnitt (JEBIC) als auch planar (PEBIC) durchgeführt. Bei der JEBIC-Auswertung wird das Signal mit der lateralen Dosis des e-Strahls entfaltet. Die Ortsauflösung der Methode verbessert sich hierdurch um zwei Größenordnungen. An die entfaltete Datei wird ein Modell gefittet, welches auch den Einfluß der Lumineszenz berücksichtigt. Es erlaubt die Bestimmung der Diffusionslänge und die Breite der Raumladungszone. Aus der Abhängigkeit der Diffusionslänge von der Strahlenenergie kann die Bulkdiffusionslänge und die Oberflächen-Rekombinations-Geschwindigkeit gewonnen werden. Bei den PEBIC-Messungen wird ein Modell zur Deutung der großen charakteristischen Längen erarbeitet. Im Modell wird das großräumige Fließen von Majoritäten betrachtet. Es erlaubt die Bestimmung des Schichtwiderstandes der CIS-Schicht.

The thesis deals with the interpretation of Electron-Beam-Induced-Current (EBIC) measurements of CIS solar cells. EBIC measurements of the cross section (JEBIC) and a planar symmetry (PEBIC) are carried out. The data of JEBIC measurements is deconvoluted with the lateral dosis of the e-beam. By this the lateral resolution is improved by thwo orders of magnitude. After deconvolution a model is fitted to the data which accounts for luminescence and allows the determination of the diffuson length and the width of the space charge region. From the energy dependency of the diffusion length the surface recombination velocity is determined. PEBIC measurements show a characteristic length which is large compared to the thickness of the CIS-layer. It can be explained by a model for the majority charge-carriers accounting for the sheet resistance and the planar diod. With this model it is possible to determine the sheet resistance of the CIS-layer.
