Abstract

Die vorliegende Arbeit beschäftigt sich mit Phänomenen des Ladungstransports in Halbleitern im Temperaturbereich des flüssigen Heliums. Beim Anlegen eines kritischen elektrischen Feldes kommt es hierbei zum Effekt des Stoßionisationsdurchbruchs, welcher die Bildung von Stromfilamenten zur Folge hat. Als Material wird homogen dotiertes p-Germanium verwendet, das im Fall des Stoßionisationsdurchbruchs eine ungeheure Vielfalt an Verhaltensmustern zeigt. Im Zusammenhang mit der nichtlinearen Dynamik des Halbleitersystems ergab sich die Herausforderung, den Stoßionisationsdurchbruch in p-Germanium ohne störende Wärmestrahlung räumlich zu untersuchen. Um entsprechende Messungen durchführen zu können, wurde ein selbstgebautes Tieftemperatur-Raster-Laser-Mikroskop aufgebaut. Anhand der Ergebnisse läßt sich das dynamische Verhalten des Halbleiters anhand von Strom-Spannungs-Kennlinien, zeitlicher (spontane Oszillationen des Probenwiderstandes) als auch räumlicher(räumlich inhomogene Stromdichteverteilung - Stromfilamente) Strukturbildung verstehen.

The extremely sensitiveness of the spontaneous formation of filamentary currentflow against infrared illumination which disturbs or even destroys the elementary process of impact ionization avalanche breakdown in the case of p-germanium, requires to shield the whole sample and the microscope against IR-illumination. As a consequence, the only possible solution of this problem is to incorporate the whole microscope, that means the laser diode, the deflection unit, and the focussing optics, inside an encapsulated sample stage and to immerse the whole apparatus into an cryostat, in order to cool down all components. We study the influence of the lattice temperature, additional IR-illumination, the intensity of the laser beam, and the influence of a transvers magnetic field on the behaviour of the sample. Here we see the extreme sensivity reaction to temperature of p-germanium. By measuring the current-voltage characteristics it is possible to get information about the critical temperature with respect to the oscillatory behaviour of the sample and the stability of the current filaments. The influence of the magnetic field on the structure geometry of the current filaments will be declared by using the dynamics of the charge carriers.
