Abstract

In dieser Arbeit wurden Heterodioden aus amorphem (a-Si:H) und kristallinem (c-Si) Silizium untersucht, die Verwendung als Solarzellen finden. Die Laborstrukturen wurden durch Abscheidung von dotiertem a-Si:H auf kristallinen Wafern unter Verwendung von PECVD (Plasma Enhanced Chemical Vapour Deposition) hergestellt. An diesen Heterodioden wurden Strom-Spannungskennlinien temperaturabhängig gemessen. Der Vergleich mit verschiedenen theoretischen Ladungsträgertransportmodellen deutet auf Tunneln von Elektronen durch eine Leitungbandspitze am Heterobergang und tunnelunterstützte Rekombinationsströme im c-Si. Aus temperatur- und frequenzabhängigen Kapazitätsmessungen ergab sich, dass elektronische aktive Defekte beim PECVD-Prozess entstehen. Zur Unterstützung der Interpretation der Messungen wurde eine numerische Halbleitersimulation entwickelt, mit der sowohl stationäre als auch transiente Vorgänge bei Halbleiterbauelementen berechnet werden können. Besonderes Augenmerk lag auf dem Einfluss auf Stromdichte und Kapazität durch die Energiedifferenz zwischen a-Si:H und c-Si im Leitungs- bzw. Valenzband, die als Barriere für Ladungsträger wirken kann und zu einer S-Form der Hellkennlinie bei tiefen Temperaturen führt.

Heterodiodes of amorphous (a-Si:H) and crystalline silicon were examined that are used as solar cells. The laboratory structures were processed by deposition of doped a-Si:H on c-Si wafers using PECVD (Plasma Enhanced Chemical Vapour Deposition). Temperature dependent current-voltage curves were measured. The comparison of the results with different theoretical models indicates tunneling of electrons over a spike in the conduction band at the heterojunction and to tunneling assisted recombination current in c-Si. Temperature and frequency dependent capacitance showed the creation of electronically active defects during PECVD deposition process. Interpretation of experimental results was supported by numerical simulation which was developed for computing stationary and transient behaviour of semiconductor devices. Of particular interest was the influence on current density by the bandgap difference between a-Si:H and c-Si leading to a barrier for charge carriers at valence and conduction band. This causes an S-shape of current-voltage curves under illumination at low temperatures.
