Abstract

Selten-Erd-Oxid Dünnschichten oder generell Materialien mit hohen Dielektrizitätskonstanten sind in der Diskussion zum Ersatz von SiO2 als Gate-Oxid in MOSFETs, um eine weitere Miniaturisierung bei gleichzeitiger Leistungssteigerung zu gewährleisten. In dieser Arbeit wurde ein neuartiges lösungsbasiertes Abscheidungsverfahren, bei dem rein anorganische Vorläufermoleküle der Selten-Erd Elemente Lanthan und Neodym und Titan sowie milde abtragungsfreie Zersetzungsbedingungen zur Oxid Bildung angewendet werden, beschrieben. Einfach- und Mehrfachlagensysteme wurden auf verschiedenen Silizium-, Germanium- und Siliziumgermaniummischsubstraten abgeschieden. Die erzeugten Filme und Vorläufermoleküle wurden mittels AFM, STM, TGA, XPS, XRD, HRTEM sowie I-V und C-V Messungen charakterisiert. Es konnte gezeigt werden, dass der neuartige Ansatz ultradünne, kohlenstofffreie Filme liefert, die aufgrund ihrer elektrischen Eigenschaften zur Anwendung in DRAM Bauteilen in Frage kommen.

Rare Earth Oxide thin films or in general materials with high dielectric constants are in the recent discussion to replace SiO2 as Gate-Oxide material in MOSFETs in order to fulfill the requirements for future device miniaturization in conjunction with improved device performances. In the present thesis a new solution based deposition technique, using purely inorganic precursor materials and the rare earth elements lanthanum and neodymium as well as titanium in combination with mild sputter free thermolysis conditions to form the oxide, has been demonstrated. Single- and multilayer systems have been deposited on different silicon, germanium and silicon germanium alloy substrates. The deposited films and precursor materials have been characterized by AFM; STM, TGA, XPS, XRD, HRTEM and I-V and C-V measurements. It was shown that the new deposition techniques enables to generate ultra thin, carbon free films, which are feasible for DRAM devices due to their dielectric properties.
